Abstract

Die fortschreitende Erhöhung der Integrationsdichte elektronischer Schaltkreise führt zu der Notwendigkeit, das bislang als Gate-Dielektrikum von MOSFETs verwendete SiO2 durch Materialien mit höherer Dielektrizitätskonstante, sogenannten high-k-Dielektrika, zu ersetzen. Aufgrund ihrer thermodynamischen Stabilität auf Silizium sind die Seltenerd-Scandate REScO3 (mit RE Y, La oder ein Element aus der Lanthaniden-Gruppe) mögliche Kandidaten für den Ersatz von SiO2. In der vorliegenden Arbeit werden dünne epitaktische und amorphe LaScO3-, GdScO3-, DyScO3- und LuScO3-Schichten untersucht sowie Vielschichtsysteme aus Scandaten und Titanaten. Das Schichtwachstum erfolgte mittels Laserablation (PLD) und Molekularstrahlepitaxie (MBE). Die epitaktischen Scandatschichten zeigen eine orthorhombische Perowskitstruktur (die im Falle von LuScO3 durch das Substrat stabilisiert ist, da LuScO3 eigentlich in Bixbyitstruktur kristallisiert) und eine Dielektrizitätskonstante im Bereich von 20�28 mit einer optischen Bandlücke von etwa 6 eV. Ähnliche Eigenschaften ergeben sich für amorphe Schichten auf Silizium. Anhand von Vielschichtsystemen (Nanolaminaten) aus GdScO3/BaTiO3 und DyScO3/SrTiO3 wurden die epitaktischen Orientierungsbeziehungen untersucht sowie die Möglichkeit, eine noch höhere und einstellbare Dielektrizitätskonstante zu erzielen. Insgesamt zeigen die Ergebnisse, daß die Seltenerd-Scandate vorteilhafte Eigenschaften für den Einsatz in der Mikroelektronik aufweisen.

Due to the continuous structure size reduction in semiconductor technology it is necessary to replace SiO2 as a gate dielectric in MOSFET devices by materials with a higher dielectric constant, so called high-k-dielectrics. The rare-earth scandates REScO3, RE denoting Y, La or a lanthanide, have been proposed as candidates for the replacement of SiO2 because of their thermodynamic stability in contact with silicon. In this work, thin epitaxial and amorphous LaScO3-, GdScO3-, DyScO3-, and LuScO3- films as well as multi-layered scandate-titanate samples have been prepared and characterized. Film deposition was performed using pulsed laser deposition (PLD) and molecular beam epitaxy (MBE). The prepared epitaxial scandate films exhibit an orthorhombically distorted perovskite structure. In the case of LuScO3 this structure is epitaxially stabilized, whereas bulk LuScO3 crystallizes in bixbyite structure. The dielectric constant of the films is in the range from 20 to 28, and their optical bandgap is close to 6 eV. The deposition of amorphous films on silicon results in similar properties. By means of multi-layered samples of GdScO3/BaTiO3 and DyScO3/SrTiO3 (nanolaminates) the epitaxial orientation relationships between the materials were investigated. Additionally, these nanolaminates possess a higher and tunable dielectric constant. In summary, the results indicate that the rare earth scandates exhibit electrical and structural properties, which are advantageous and promising for an application in microelectronics.English
